چکیده

Migration-enhanced epitaxy ~MEE! has been successfully employed to grow epitaxial films of the ternary compound CuInSe2 on ~001! GaAs that exhibit distinct coexisting domains of both a nonequilibrium crystallographic structure characterized by CuAu ~CA! cation ordering, and the compound’s equilibrium chalcopyrite structure. X-ray diffraction, transmission electron diffraction, and Raman scattering data provide evidence for this structural polytype. Distinctive signatures of the CA polytype are found in the data from each of these methods, and their analyses are consistent with assignment of this crystallographic structure to the P 4̄m2 space group. This structure is found to preferentially segregate into domains that constitute a distinct metastable phase, which may be stabilized by surface kinetic effects favored by the MEE growth process. © 2002 American Institute of Physics. @DOI: 10.1063/1.1446234#

Magnetization depinning transition, anisotropic magnetoresistance and inplane anisotropy in two polytypes of La2/3Sr1/3MnO3 epitaxial films

The isothermal magnetoresistance [R(θ)] of [001] and [110] epitaxial films of La2/3Sr1/3MnO3 measured as a function of the angle θ between current (~ I) and magnetic field ( ~ H), both in the plane of the film, is measured at several temperatures between 10 and 300K. The magnetic easy axis of these polytypes is intimately related to the orientation of Mn O Mn bonds with respect to the crystallo...

Nano-structural Characterization of Post-annealed ZnO Thin Films by X-ray Diffraction and Field Emission Scanning Electron Microscopy

ZnO thin films were deposited on Si(400) substrates by e-beam evaporation technique, and then post-annealed at different annealing temperatures (200-800°C). Dependence of the crystallographic structure, nano-strain, chemical composition and surface physical Morphology of these layers on annealing temperature were studied. The crystallographic structure of films was studied using X-Ray Diffracti...

Effect of a Cu–Se secondary phase on the epitaxial growth of CuInSe2 on (1 0 0) GaAs

The effect of a secondary copper selenide phase that appears during epitaxial growth of CuInSe2 (CIS) films on (1 0 0) GaAs substrates was investigated. CIS films with different copper to indium molar ratios were deposited on (1 0 0) GaAs substrates at 360 1C by migration-enhanced epitaxy. Films grown under In-rich conditions were polycrystalline, whereas films grown with a Cu-rich composition ...

Composition at the CuInSe2 – ZnO interface: copper-depletion induced by diethyl-zinc

The interface formation between epitaxial CuInSe2(112) films and ZnO deposited by metal-organic MBE is investigated by photoelectron spectroscopy. Reaction of diethyl-zinc with CuInSe2 leads to the formation of an intrinsic ZnSe layer and copper-depletion of the interface. This is associated with Zn doping of the chalcopyrite surface and a Fermi level shift towards the conduction band. The impl...
